Coaxially-mounted 67-GHz bandwidth InGaAs PIN photodiode.

We report measurements on an InGaAs pin photodiode, in a millimeter- wave coaxial mount, which show an impulse response (diode, parasitics, and connector) of 9 ps FWHM and a 3-dB bandwidth of 67 GHz. This is the largest bandwidth reported to date for a photodiode in a coaxial mount with a connector.
