Damage and Surface Modification Produced by Plasma Processing

Damaging effects of plasma exposure incurred during plasma enhanced deposition or etching of semiconductor surfaces are reviewed, with emphasis on the more sensitive III-V compound semiconductors. An overview is given of the types of damage/modification (structural, optical, electrical) and their methods of characterization.
