Heterostructure FETs for High Speed Digital Applications

Since the demonstration of the first n-AlGaAs/GaAs Heterostructure FET (HFET) in 1980, it has been shown to be a promising technology for microwave and digital applications. By taking advantage of the band gap engineering, superior high frequency and high speed performance has been achieved with the HFETs.
