High Peak Power (2.2W) Supperlattice Quantum Cascade Laser

Improved performance of superlattice quantum cascade lasers with a novel injector design allowing the transfer of electrons into high energy states of the excited miniband, is reported. At 8.4microns and temperatures = 120 K, peak powers > 2 W per facet are measured. A slope efficiency of 160 mW/A in a current range 6 times larger than laser threshold is observed with a device including 25 stages.
