High-Power Linear Balanced InP Photodetectors for Coherent Analog Optical Links

High-power handling photo-detectors with large bandwidths and high linearity have become critical components for analog optical links with high dynamic range [1,2]. Recently, a coherent analog link has been proposed for increased link linearity by producing amplitude modulation based on the optical field rather than intensity [3]. We report on an integrated dual pair high power InP balanced photo-detector. Each balanced pair has a 6 dB increase in RF output power over discrete diodes of the same junction diameter. The dual pair balanced photodiodes can be used as a detector in coherent analog optical links.
