High Speed Dynamics of GaAsSb Vertical Cavity Lasers

The intensity noise spectrum is measured for Antimonide based 1.3 micron vertical cavity surface emitting lasers. Analysis of the noise spectra indicate a modulation bandwidth of 5.7 GHz with an intrinsic maximum frequency response that exceeds 28 GHz. Further investigation of the lasing characteristics and high-speed dynamics reveal evidence for the formation of a thermal lens that enables enhanced room temperature, cw performance.
