Velocity dependence of maximum substitutional concentrations of In and Bi trapped in rapidly solidified Si.

The maximum substitutional concentrations of In and Bi in (100)Si have been measured following rapid solidification using pulsed ruby laser melting. The concentrations in the 1-6m/sec liquid-solid interface velocity range have been compared with predictions of the morphological stability theory which uses segregation coefficients measured at low concentrations. The rapid increase of maximum substitutional concentration is well predicted in this high velocity range.
