InGaAsP/InP inverted rib waveguide lasers emitting at 1.54 microns.

We describe InGaAsP inverted rib waveguide lasers emitting at 1.54 microns with pulsed current thresholds as low as 60 mA, external quantum efficiencies of up to 0.2 per facet, and emitting 16 mW in the lowest order. Pulsed operation to 110 C with T zero values of 50-72 degrees were obtained. For CW operation at 20 C up to 17 mW was observed with quantum efficiencies of 0.14 per facet and T zero up to 62 degrees. The maximum CW operating temperature was 55 C and was determined by thermal runaway.
