Integrated Waveguide p-i-n Photodetector

We report a ridge waveguide integrated with p-i-n photodetector using Metal Organic Vapor Phase Epitaxial (MOVPE) regrowth technique. There is considerable interest in the development and application of monolithic optoelectronic integrated circuits (OEIC) for optical communication systems in the 1.3micron-1.6micron wavelength region.
