Non-Cascaded Intersubband Injection Lasers and Scaling with the Number of Stages in Quantum Cascade Lasers

The first non-cascaded intersubband injection lasers operating in pulsed mode at 7.7 micron wavelength up to 100-K and with peak power levels up to 20-mW are presented and compared to quantum cascade lasers with 3-75 stacked active regions.
