Organic Insulator/Semiconductor Heterostructure Monolayer Transistors

Field-effect transistors based on self-assembled monolayers of molecular, organic insulator/semiconductor heterostructures are demonstrated. The alkyl chains of the molecule act as gate insulator and the pi-electron moieties as active semiconductor of the device. Mobilities up to 0.05 cm2/Vs and on/off ratios exceeding 10sup5 are achieved. In addition, using self-assembled monolayers for patterning transistors with channel lengths as short as 2 nm are demonstrated.
