Parameter Study of 300K Electroabsorption and Electrofraction in a GaAs/AlGaAs Superlattice

The effect of period, duty cycle, and barrier height on the room temperature electroabsorption of GaAs/Al sub x Ga sub (1-x) As superlattices (SL's) has been studied. A 30/30angstrom well/barrier width x=0.3 SL has given the maximum blue-shift with field. We also have determined the electrofraction of SL's from a Kramers-Kronig transform of the absorption data.
