Quantum-Confined Interband Transitions in Doping Superlattices with Minimized Potential Fluctuations

Optical interband absorption and photoluminescence experiments are performed on GaAs doping superlattices, which have a sawtooth-shaped conduction and valence-band potential. The doping profile of the superlattice consists of a train of alternating n-taype and p-type delta-functions. Absorption spectra measured at T=6K reveal for the first time the clear signature of quantum-confined transitions and exhibit excitonic enhancement of the absorption for the ground-state transition.
