Reduced recovery time semiconductor optical amplifier using p-type doped MQW

The effect of p-type doping on multiple quantum well semiconductor optical amplifier has been studied. Experimental results from pump and probe measurement reveal that both gain and carrier recovery time has been significantly reduced by p-doped barrier of multiple quantum well. Phase recovery times of 10ps for 1/e are demonstrated using this approach.
