Role of Doping Profile on Semiconductor Laser Performance: Simulation and Experiment

The impact of the p-doping profile, particularly the p-i junction placement, on the output characteristics of 1.3 micron InGaAsP/InP multi-quantum well lasers is examined by detailed simulation and an extensive set of experiments.
