Transmission spectroscopy on sawtooth doping superlattices.

Transmission experiments on sawtooth doping superlattices are analyzed. The coefficients of reflection, absorption and transmission have been calculated. Significant oscillations have been observed in the transmission spectra. We present a microscopic model of transmission which takes into account the finite lifetime effect in metastable subbands. It is found that both inter- well tunneling and scattering contribute to the level broadening. The tunneling process is treated within the semiclassical approximation and random-phase-approximation (RPA) density correlation function is used for the interband absorption. Scattering was considered within self-consisent Born approximation. Excellent agreement between theory and experiment is obtained.
